Sony makes FF mirrorless because they failed in the DSLR market. Canon and Nikon don't have that problem.

At the end of this Thom Hogan article, he explains why he doesn't think we will see a FF Nikon mirrorless camera any time soon.

Before Canon thinks about FF mirrorless, they have to actually try to make a competitive APS-C M. To date, their efforts have been rather half-hearted.

It's a gut feeling from watching the camera industry for many years but when Nikon released the D5, and D500, all I could think was--they still don't get it. More large bulky cameras that look like earlier models but slightly more advanced. They are going to have to look around. Start innovating fast. I shot with Nikon DSLR's for 10 years and would gladly buy more cameras from them if they try and compete with Sony mirrorless market or invent a new small full frame lightweight camera. (After others try it out first!) --But please keep the lenses small also.
