I'd go with the 6D. But why the 70-200/4?

The Tamron 70-300 VC is a pretty good performer, adding the 70-200/4L IS would be redundant.  Maybe replace the Tamron with the shorter L zoom, since you also have 300/4L.

Moving to full frame, you'll be losing quite a bit of reach.  To get what 300mm on the 60D provides you'll need ~500mm on the 6D.  Maybe look at one of the Sigma xx-500 OS zooms.
